Intelligent 1300 V/60A Double-side Cooling GaN Power Module for Next-generation EV Powertrains

Gallium Nitride devices are beneficial for high efficiency, power density, and reliability of power electronics converters. However, the highest voltage rating of commercially available GaN devices is limited to 650 volts due to the lateral structure. The lack of GaN devices above 1200 volts limits the advancement of high-voltage and high-power applications. The research team plans to use device series-connection and stacking technology to series four 650-volt GaN devices to develop a 1300-volt GaN power module with advanced voltage balancing technology for future high-voltage automotive applications.
